Kim Jung-ho: HBF Demand Expected to Surpass HBM by 2038

Recently, Professor Kim Jung-ho of the Korea Advanced Institute of Science and Technology (KAIST) pointed out at a briefing that with the continuous development of AI, the amount of data required will increase dramatically, and the existing HBM will be unable to meet future demands. The industry will inevitably shift towards HBF technology. He explained that current solutions mainly involve vertically connecting GPUs and adding HBM for processing, but in the future, the capacity bottleneck can be overcome by simultaneously incorporating both HBM and HBF. Once the MCC architecture, which integrates CPU, GPU, and memory into a single chip, is realized, the demand for HBF will further increase, and it is expected that from 2038 onwards, the demand for HBF will surpass that of HBM.
